Variations

@Fish bowl: I've heard the versions ending in ～し when living in Japan (left there in 2005), where usage seemed to be along the lines of "same meaning, slightly more informal context".

Looking into formal resources (particularly the KDJ), I see the following developments:

• やはり -- from 1462

• やっぱり -- from 1477
• やっぱし -- from 1785

• あまり -- from 712 as a noun, from late 900s as an adverb

• あんまり -- from 1479
• あんまし -- from 1966

I suspect that あんまし arose due to the influence of (considerably) older やっぱし.

The shift from ending in ～り to ending in ～し is described by the KDJ as simply a 変化, without any description of how or why. Looking at the KJD's し entry, I don't see any clear senses that fit. I wonder if this might have arisen from reason-listing し?
